Die Attach

Besi offers a wide range of die attach systems based on leading-edge technology. The offering includes multi-chip bonders for advanced packaging, epoxy and soft solder bonders, high precision flip chip bonders for mass production, stacked die bonders and die sorting equipment. Besi's Packaging product group designs, develops and manufactures molding, trim & form and singulation systems under the Fico brand name. The reliable systems can process a wide variety of packages. Automatic as well as manual systems use the same molds or tools. Therefore, your process can be optimized without interfering in your production capacity. All systems offer a low cost of ownership and since no customer uses a standard product, any configuration of the machinery can be created, dedicated to your needs.

The flexibility of the systems permits both high volume production of devices and small production runs of specialized chips. Furthermore, Meco supplies, installs and services its plating systems in any industrialized country, thanks to an organisation comprising international sales and service centers. Meco also provides advice and support on installation (turn key), production start-up and quality control facilities, as well as all required process chemistry, hardware and accessories.
